About the Role We are seeking a Principal Packaging Engineer with expertise in advanced laminate packaging technologies to support new product development (NPI) of RF System in Package (SiP) modules. The candidate will be the RF packaging interface between multi-functional groups within Skyworks and internal/external manufacturing. This role offers opportunities to lead strategic packaging initiatives and influence Skyworks packaging technology roadmap. On-site location is flexible; our desired locations are San Jose, CA or Irvine, CA. What You'll Do
- Work with IC design teams to define and implement package requirements
- Own specific product from feasibility to high-volume production
- Ensure DFM/BKM is implemented for assembly yield, cost, and reliability
- Develop new assembly technologies, run process DOE’s, identify new materials and equipment, reliability testing, and qualification of new assembly processes What We're Looking For
- BS in Electrical, Mechanical, Process Engineering, or Materials Science (or MS with 8+ years)
- Minimum 12 years in semiconductor packaging technology
- Strong project management and communication skills
- Expertise with overmolded laminate module packaging: SMT, Wirebonding, Die Attach, Molding
- Knowledge of Flip Chip Bumping, Fan Out, WLCSP, BGA, Module Level Shielding, IPDs
- Experience in Advanced RF SiP Modules: Dual Side BGA, Dual Side Mold Grid Array, EMI Shielding
- Experience with OSAT Assembly Factories in Asia Nice to Have
- DRC and Design for Manufacturing understanding
- Hands-on experience with assembly process/equipment
- Package design experience using Cadence Allegro (PCB Editor, Advanced Package Designer, APD/SiP) or Mentor Xpedition
- RF products knowledge; Failure Analysis experience
- Module and Board Level Reliability requirements
- Organic laminate technologies manufacturing knowledge
- Lead-Frame Packaging experience
- Prior R&D experience in advanced packaging concepts Compensation & Benefits
- The typical base pay range across the U.S. is USD $129,400 - $247,800 per year
