Job title: IC Packaging Process Development Engineer
We are seeking an IC Packaging Process Development Engineer to manage and execute IC packaging process development, coordinating with internal design, manufacturing and reliability teams and external material and equipment suppliers. The role is based in Irvine, CA, with opportunities for travel as needed.
What You'll Do
- Create and manage project plans including timeline, cost, risk assessments and mitigation plans.
- Execute NTI release to production through characterization, DOE, reliability testing, qualification, and high-volume validation.
- Lead process development, design rule improvement, material development, drive cost reduction opportunities and resolve RMA/quality issues.
- Rely on program management skills to coordinate multiple activities with the scope and schedule of overall program objectives.
- Travel domestically and internationally as needed.
What We're Looking For
- Bachelor's Degree in Materials Science, Mechanical Engineering, Chemical Engineering, Electrical Engineering or related specialization; minimum 5 years of semiconductor packaging experience.
- Technical expertise in failure analysis, material interaction, and yield improvement; strong understanding of SPC, FMEAs, Six Sigma, and Reliability Standards.
- Excellent written and verbal communication, presentation, and problem-solving skills; self-motivated, assertive, results-/goal-oriented; team player able to work with cross-functional and multicultural teams.
Nice to Have
- R&D experience in advanced SiP packaging development; hands-on experience in packaging design rule definition and process & material development: SMT, Flip Chip, Mold, Singulation; knowledge of Flip Chip Bumping, WLCSP, Fan Out, Stack integration, Dual Side BGA/MGA; experience with Cadence Allegro and AutoCAD.
Compensation & Benefits
- Salary: USD 91,200 – 177,200 per year (base pay varies by experience, training, education, business needs and location).
